Although low frequency conductivity measurements are not necessarily a good indicator of optical conductivity, 37 the temperature-dependent Hall mobility measurements clearly show a decreasing trend ( Figure 2 b), indicating the enhancement of scattering processes with increasing temperature. 53 , 54 Based on the temperature-dependent Drude parameters studied, we numerically calculate the real and imaginary parts of the permittivity of a doped InAs thin film ( n = 2.5 × 10 18 cm –3 ) for different temperatures using eq 1 .
